- Characterization of resonant tunneling diode photodetectorsPublication . Rodrigues, Gil Cavaco; Figueiredo, JoséIn this work a study was performed about the capacities of photo detection in resonant tunneling diodes (RTD). The resonant tunneling diode (RTD) is a unipolar semiconductor dispositive which the active zone comprises a double barrier quantum well structure (DBQW), capable of exhibiting a negative differential conductance zone (NDC) from DC until few terahertz. This work is focused on studying the photo detection capacities of the RTD-PD, various samples have been studied, characterizing the most relevant parameters of a photo detector like responsivity, frequency response and others. The obtained results indicate that the RTD-PD when integrated in a telecommunication system, could show significant advantages comparing to other photo detectors, showing a wide bandwidth, very low energetically consume and an extremely compact structure.
