- Electronic and optoelectronic circuits based on resonant tunneling diodesPublication . Rei, João Filipe Martins; Figueiredo, JoséThis thesis presents the studies of resonant tunneling diode (RTD), RTD-PhotoDetector (RTD-PD) and RTD-LaserDiode (RTD-LD) circuits and the implementation of their models into SIMULINK and the building of a framework on MATLAB, which allows these models to be simulated easily and without programming skills. The objective is to develop a tool capable of making it easy to study the circuits and their applicability as RF modulators / demodulators and wireless to optical and vice-versa transceivers. On a rst phase, it was necessary to perform an extensive study on the RTD circuits components which include the double barrier quantum well (at the RTD device level), the resultant characteristic curve, small-signal models, stability conditions and the light-sensitivity. Afterwards, the focus was made one studying the semiconductor laser diode (LD), its structure, rate equations and responses in both time and frequency domain. On a second phase, RTD and LD models were implemented into SIMULINK through block diagrams which obey to the RTD circuit di erential equations and LD rate equations; these are then integrated into the RTD, RTD-PD and RTD-LD circuit models. A third phase comprehended the implementation of the MATLAB framework, it included an analysis to the graphical user interface (GUI) developed and its functions/characteristics. Then the simulation results analysis begins with the simulation of circuits performing amplitude modulation (on-o keying) and frequency modulation (an high-frequency carrier with signal at lower frequency) and validated with PSPICE. Followed by the RTD-LD and RTD-PD simulation results analysis. To nish some conclusions are taken and eventual consequences of this project noted.
